ELEG 646; ELEG 446 - Nanoelectronic Device PrinciplesSpring 2007

Homework #6 - due Tuesday, 3 April 2007, in class

1.  Problem 4.6, (a) only in chapter 4, Muller & Kamins, p.222 in 3rd edition. (Hint, find Ei at the two edges +/- Xdo/2, and built in voltage is the difference between them.)

2.  Problem 4.9 in chapter 4, Muller & Kamins, p.223 in 3rd edition.

3.  Problem 5.10 [part (a) only] in chapter 5, Muller & Kamins, p.275 in 3rd edition. [Hints: Junction at x=0; Set up 3 regions: I (x>0); II: (-W/2 < x< 0); III: (x < -W/2). Set up forms for p linear in I; n linear in II, and n exponential in III. Apply boundary conditions: p,n = 0 at x=0, and a suitable form for the change in slope of n at x = -W/2, based on our simpler version of Eq. 5.1.4a, assuming that G is a delta function at -W/2.]

4.  Problem 5.11 in chapter 5, Muller & Kamins, p.276 in 3rd edition.

5.  Problem 5.12 in chapter 5, Muller & Kamins, p.276 in 3rd edition.
